Self-consistent modeling of accumulation layers and tunneling currents through very thin oxides

چکیده
Poisson and Schrödinger equations are solved self-consistently for accumulated layers in metal-oxide-semiconductor devices and applied to the calculation of tunneling currents at 300 K and 77 K and extraction of parameters for very thin oxides. Calculations at 300 K show strong agreement with measured tunneling currents and also point out the sources of inaccuracies in extracting thicknesses of oxides by electrical methods such as through measurement of capacitance. Direct tunneling current in thin oxides ~1.5–2.0 nm! are shown to achieve larger than 1 A /cm current density for applied voltages smaller than 3 V, pointing to possibilities of achieving high endurance injection across thin oxides. Comparison of calculations using a classical approach and self-consistent approach shows fortuitous agreements in tunneling currents despite large differences in the physical models. Appropriate methods for calculating tunneling currents from bound and extended quantum states are also described. © 1996 American Institute of Physics. @S0003-6951~96!00834-0#

Modeling CMOS Tunneling Currents Through Ultrathin Gate Oxide Due to Conduction- and Valence-Band Electron and Hole Tunneling
A semi-empirical model is proposed to quantify the tunneling currents through ultrathin gate oxides (1–3.6 nm). As a multiplier to a simple analytical model [1], [2], a correction function is introduced to achieve universal applicability to all different combinations of bias polarities (inversion and accumulation), gate materials (N, P, Si, SiGe) and tunneling processes. Each coefficient of the...
متن کاملSimulation of Direct Tunneling through Stacked Gate Dielectrics by a Fully Integrated 1d-schrrdinger-poisson Solver
We compare the numerical results for electron tunneling currents for single gate oxides, ON-and ONO-structures. We demonstrate that stacked dielectrics can keep the tunneling currents a few orders of magnitude lower than electrostatically equivalent single oxides. We also discuss the impact of gate material and the modeling of electron transport in silicon.
متن کاملCharacterization of metal oxide surfaces and thin semiconductor films by inelastic electron tunneling spectroscopy.
Inelastic electron tunneling spectroscopy (IETS) is a unique surface and interface analytical technique using electron tunneling through a metal/insulator/metal tunneling junction at cryogenic temperatures. It gives the vibrational spectrum of a very thin (nm) insulator film and the adsorbed species on it. The high sensitivity, good resolution, and wide spectral range inherent in IETS enable us...
متن کاملEnhanced tunneling in stacked gate dielectrics with ultra-thin HfO2 layers sandwiched between thicker SiO2 layers
There has been a search for alternative dielectrics with significantly increased dielectric constants, K, which increases physical thickness in proportion to K, and therefore would significantly reduce direct tunneling. However, increases in K to values of 15–25 in transition metal and rare earth oxides are generally accompanied by decreases in the conduction band offset energy with respect to ...
